[Q15.01] Analytical Extraction of the Nonparabolic Terms in the Band Structure of Zinc-Blende-Type Semiconductors.

\ By taking the wave vector k in the (100) and (110) directions, \ the 14X14 k.p matrix that represents the band structure of \ zinc-blende-type semiconductors can be factorized into two \ 7X7 matrices. We have applied the analytical perturbative \ scheme [S. S. Montasser, Phys. Rev. B42 7513 (1990)] to the \ secular equation of one of these two matrices and obtained the \ quadratic (parabolic) and quartic (nonparabolic) terms in the \ energy wave vector expansion of the four conduction and three \ valence bands at the above mentioned two directions of the \ wave vector k in terms of the relevant band parameters. \ The parabolic terms for all bands and the nonparabolic term \ for the lowest conduction band are identical with the \ published ones. The nonparabolic terms for the rest of the \ bands are completely new. An expansion for the effective mass \ of all bands in terms of the energy has also been obtained.
